Triple Wavelength Ellipsometer

Triple Wavelength Ellipsometer (Gaertner) uses three lasers with wavelengths of 405nm, 633nm, and 830nm. Refractive index and thickness of single thin film on typical semiconductor substrates such as Si and III-V materials can be measured with a thickness resolution of 1nm.
